A 1550-nm vertical-cavity surface-emitting laser (VCSEL) array that produces >30 mW has been developed by Vertilas GmbH. Based on a low-resistive buried-tunnel-junction design that reduces heat dissipation, the 2-D array comprises VCSELs with a 10-µm active diameter that provide a maximum electrical-to-optical power conversion efficiency of 22%. Threshold current is as low as 16 mA. Among its advantages are a small structural shape and low cost. Applications include communications, sensing, spectroscopy, printing, materials processing and pumping of solid-state lasers.
