From Newport Corp. is the MRSI-M5 assembly work cell for epoxy die attach, eutectic and flip chip bonding. Combining 5-µm accuracy, speed and reliability, the machine is targeted to end users in the semiconductor and electronic packaging markets, including manufacturers of microwave modules, RF circuits, multichip modules, hybrid devices, photonic packages and MEMS advanced semiconductor packages. It features a large work area, an automatic material-handling conveyor and a base formed of a cast polymer composite for thermal stability and vibration damping.
